Structural investigation of MOVPE-grown GaAs on Ge by x-ray techniques
Abstract
En este trabajo investigamos las propiedades estructurales de las capas de GaAs crecidos por epitaxia en fase vapor de metal-orgánico en sustratos Ge (1 0 0) con un offset de 6 hacia 1 1 1 bajo diversas condiciones de crecimiento.
In this work, we investigate the structural properties of GaAs layers grown by metal-organic vapour phase epitaxy on Ge substrates (1 0 0) with 6◦ offset towards 1 1 1 under various growth conditions.
